Varactor data sheet values are given for low frequency (50 MHz) and small signal conditions, which are not representative of actual applications. Characterizing time-varying behavior, and the relationship between biasing, parasitics, and frequency, is necessary to predict circuit performance and evaluate suitability for specific applications. My research has focused on Spice model simulation, semiconductor properties that determine and limit behavior, and TRL fixture design to extract varactor complex impedance.
